Response of Bipolar Transistor to γ-ray Exposure

Abstract

|
In this work, ^(60)Co irradiation testing was performed on bipolar transistors. The effect of total dose was discussed. When the total dose was larger than 10⁴ rad, the radiation effect was appeared in bipolar transistors. When the total dose was 10^(５) rad, the gain were decreased about 29~45.9%, the leakage voltage (V_(BC)) were changed about -75.4~+422.5%, and the collector-emitter bias was increased 2~120.3%.
